SiC MOSFETs for solar inverters, ESS, server power and industrial supplies, spanning 650, 750, 800 and 1200V with Rds(on) from 12 to 700 mΩ. Consumer, industrial and automotive qualification grades run across this line, so the grade is chosen to the application rather than assumed from the voltage class. The constraint to settle before a quote is gate drive: the parts split into a 0/15 V family and a −5/18 V family, and hard-switched bridge topologies want the −5/18 V devices — getting that wrong shows up as gate reliability, not as a spec-sheet mismatch.
Grades
| SKU | Grade | Typical | Application |
|---|---|---|---|
| NTS-MOS-650 | 650V platform | Rds(on) per part; Vgs operating range by family | Server power, industrial supplies |
| NTS-MOS-750800 | 750V · 800V platform | Rds(on) per part | Solar inverters, ESS |
| NTS-MOS-1200 | 1200V platform | Rds(on) 12–700 mΩ | Industrial power conversion, hard-switched bridges |
Packages include TO-247-3/-4, TO-263-7, TO-252-3 and TO-220F-3. The full part-by-part list — Rds(on), gate range, dynamic figures and grade per part — is not published and is sent on enquiry.
NTS-MOS-1200 — 1200V platform
The widest Rds(on) span in the line, 12 to 700 mΩ, covering low-loss bridge legs through to smaller auxiliary switches. Send the topology and switching mode with the enquiry: whether the leg is hard- or soft-switched decides the 0/15 V versus −5/18 V gate family before on-resistance narrows the part.
What we verify
- Whether the die comes from an in-house fab or a foundry, and if a foundry, which one and where packaging is done
- Reliability qualification grade and AEC-Q101 status
- Process change notification (PCN) policy and last-time-buy (LTB) window
- 8D handling — NTS works the failure directly with the manufacturer's quality department
